Abstract

A new SPICE-type, HBT large-signal model is described with special emphasis on the associated parameter extraction techniques. The model can be used to simulate HBT's under DC, microwave small-signal and large-signal conditions. Also, allowance is made for self-heating effects, which are quite pronounced in HBT's. Excellent agreement between measured and simulated results demonstrate the utility of the proposed model in large-signal design.
